ABSTRACT: All-optical set-reset flip-flop operations of conventional circular cylindrical-shaped 1.55-μm wavelength single-mode vertical-cavity surface-emitting lasers (VCSELs) have been demonstrated at a switching frequency of 1 GHz based on polarization bistability observed via injection current variation. The energy of set and reset pulses was lower than 4.5 fJ at a bias current of the VCSEL of 4 mA. Polarization bistable VCSELs will be useful for high-speed optical signal processing applications.

ABSTRACT: We report the first experimental invetigation of the polarization-mode switching dynamics and injection-wavelength-dependent polarization-mode bistability of a 1.5-m wavelength single-mode vertical-cavity surface-emitting lasers (VCSELs) under external laser beam injection. An injection beam with polarization orthogonal to that of the stand-alone VCSEL caused polarization-mode instability and switching of the VCSEL output. By varying the optical injection detuning for fixed injection power observation was made of a novel form of polarization bistability which will have applications in a new type of all-optical flip-flop and signal processing scheme.

ABSTRACT: We report an experimental demonstration of potentially high-speed polarization switching in a 1.5 mum wavelength single-mode vertical cavity surface emitting laser (VCSEL) under modulated injection laser beam control. The polarization switching up to 200 MHz between the two inherent linear polarization modes of the single-mode VCSEL was demonstrated when a modulated optical beam from an external VCSEL whose polarization was orthogonal to the free-running polarization state of the VCSEL was injected. The dynamical bistability of the VCSEL's two polarization states was well observed at a driving current above the threshold ( I = 2.14 I <sub>th</sub>). An optical injection power of -23.24 dBm was used for the polarization switching operation.

ABSTRACT: This paper represents, the first report of experimental observations of the polarization switching dynamics of a modulated 1.5-μm wavelength single-mode vertical cavity surface emitting laser (VCSEL) under optical injection control. An injected optical beam with polarization orthogonal to that of the stand-alone VCSEL caused a dynamical instability of the laser polarization state near threshold. Successful switching of the polarization state of the output of the VCSEL modulated at 5 MHz was achieved.
